四、科研工作簡(jiǎn)介

主要從事紅外探測(cè)器組件封裝技術(shù)研究，國(guó)家科技重大專項(xiàng)副主任設(shè)計(jì)師，擔(dān)任風(fēng)云三號(hào)、風(fēng)云四號(hào)、大氣探測(cè)等項(xiàng)目部分紅外組件的主管設(shè)計(jì)師，中國(guó)科學(xué)院重點(diǎn)部署項(xiàng)目負(fù)責(zé)人。學(xué)術(shù)貢獻(xiàn)主要體現(xiàn)在：1）基于模塊化思想建立了超大規(guī)模紅外焦平面組件封裝新結(jié)構(gòu)，組件總規(guī)模超億像素；2）掌握高可靠、高密度混合互連與多元件組件內(nèi)集成方法，實(shí)現(xiàn)紅外組件高密度集成；3）開(kāi)展基于異種金屬、金屬-非金屬的封裝互連和界面結(jié)構(gòu)研究，創(chuàng)新連接方法。研究工作在ADV ENG MATER、J ALLOY COMPD、MSEA等國(guó)內(nèi)外期刊發(fā)表論文50余篇，獲發(fā)明專利授權(quán)10余項(xiàng)，研究成果在風(fēng)云系列、海洋系列等國(guó)家重大航天工程項(xiàng)目中取得應(yīng)用成效。
